Underfill encapsulants
Les underfills sont généralement des matériaux à base d’epoxy qui sont utilisés dans les assamblages électroniques pour remplir l’espace d’air entre BGA-, CSP- ou flip-chip et le circuit imprimé. En tant que tels, ces composants sont protégés contres les chocs, les chutes, les cycles thermiques et les vibrations. Roartis® propose une gamme d’underfills capillaires avec des caractéristiques uniques telles qu’une Tg élevée, un faible CTE (coefficient de dilatation) et un bon écoulement.
